A Low-phase-noise 0.13μm Cmos 13-ghz Lc-vco With 3.5-ghz Tuning Range

A wideband CMOS LC voltage controlled oscillator (VCO) implemented in 0.13μm CMOS technology is presented. Varactor tuning and switching capacitor array coarse tuning make the LC-VCO tuning range of 11.6~15.1GHz continuously. Additionally, the second harmonic filtering technique is used to improve the phase-noise of the LC-VCO. The VCO has a phase noise lower than -111.2 dBc/Hz at 1MHz offset in the whole frequency tuning bandwidth. Voltage supplied by 1.2V, the VCO with output buffers consumes a current of 12.8mA and the output power is 0dBm to 50Ω. The chip including pads occupies an area of 0.69×0.81mm2.
